Magneto and Loki for their personalities.

Lucifer from Supernatural was a fun asshole but only Nick!Lucifer.

Scar is also a really fun villain.

Arthas from WoW was a complex villain and I loved his whole storyline.

Amon Goeth (Schindler's List) was real and that makes him the most terrifying to me.
