My fave is still Bill Cipher from Gravity Falls. I think he manages to be fun, annoying and menacing all in one. I loved it whenever he showed up on screen, and I loved watching him be defeated.
It's so rare that villains hit that combination, for me. Most of the other villains I'm fond of tend to be the redeemable sort.

I love Bill Cipher. He's also my go to when people try to say that pure evil villains without a complex backstory are boring. He's just such a fantastic character who really adds a ton to the whole show and the story.
